Abstract
The measurement principle of the time-of-flight technique is described.The effects of excitation light wavelength,pulse energy,pulse width and circuit time constant,et al. on the carrier mobility are studied. The results indicate that choosing appropriate measuring parameters,the experimental results could be achieved quickly,exactly and reliably.
